An integrated terahertz transmitter on thin-film lithium niobate

An InP UTC photodiode is bonded to a thin-film lithium niobate modulator. The integrated device reaches a 240 GHz 3-dB bandwidth and 0.67 A/W internal responsivity. Wireless demonstrations achieve 40 Gbit/s at 150 GHz and 32 Gbit/s at 200 GHz.
